English abstract:	Vacuum arc evaporators are one of the most demanded high-performance tools in today's hardening coatings industry, with the unique ability to generate ionized matter flows under vacuum conditions. The bottleneck in the design of new coatings is known to be the interface, which determines their adhesive strength and has a crucial influence on the performance of the coating. This paper describes the experimental equipment and discusses the features of formation of extended interfaces between titanium film and silicon substrate by means of ion implantation from titanium plasma generated by vacuum arc. The results of an experimental study of the titanium flux generated by the evaporator are presented and discussed. Probe studies demonstrate that along with single-charged ions, which are the main component of the flux with a fraction up to 96% of the total number of ions, groups of multicharged atoms with multiplicity up to 4 are reliably detected, with the degree of ionization of titanium vapor reaching 100%. It was found experimentally that in the atmosphere of titanium vapors it is possible to initiate a pulsed (200μs, 60Hz) high-voltage self-sustained discharge with a voltage up to 30 kV, which allows the ion implantation of titanium atoms into a substrate. The volt-ampere characteristic of this discharge is presented and features of combined operation of vacuum evaporator and system of high-voltage bias pulse supply are discussed. The knowledge of the energy parameters and the component composition of the material flux coming from the plasma allows a detailed SRIM modeling of the titanium implantation profile in the model substrate, as which monocrystalline silicon is used. The simulation demonstrates a significant increase in interface width up to 50nm, which is substantially larger than the interfaces obtained using standard methods that utilize a negative DC bias. The interfaces between titanium film and model silicon substrates obtained using this technology were investigated by SEM and SIMS IONTOF methods. A good agreement with the calculation results was obtained. The possibility of creating extended interfaces using ion implantation from vacuum-arc evaporator plasma is experimentally confirmed.
Spanish abstract:	Los evaporadores de arco al vac�o son una de las herramientas de alto rendimiento m�s demandadas en la industria actual de recubrimientos de endurecimiento, con la capacidad �nica de generar flujos de materia ionizada en condiciones de vac�o. Se sabe que el cuello de botella en el dise�o de nuevos recubrimientos es la interfaz, que determina su fuerza adhesiva y tiene una influencia crucial en el rendimiento del recubrimiento. Este art�culo describe el equipo experimental y analiza las caracter�sticas de la formaci�n de interfaces extendidas entre la pel�cula de titanio y el sustrato de silicio mediante la implantaci�n de iones a partir de plasma de titanio generado por arco de vac�o. Se presentan y discuten los resultados de un estudio experimental del flujo de titanio generado por el evaporador. Los estudios de sonda demuestran que junto con los iones de una sola carga, que son el componente principal del flujo con una fracci�n de hasta el 96% del n�mero total de iones, se detectan de manera confiable grupos de �tomos multicargados con una multiplicidad de hasta 4, con el grado de ionizaci�n del vapor de titanio alcanzando el 100%. Se encontr� experimentalmente que en la atm�sfera de vapores de titanio es posible iniciar una descarga autosostenida pulsada (200 μs, 60 Hz) de alto voltaje con un voltaje de hasta 30 kV, lo que permite la implantaci�n i�nica de �tomos de titanio en un sustrato. Se presenta la caracter�stica de voltios-amperios de esta descarga y se analizan las caracter�sticas de la operaci�n combinada del evaporador de vac�o y el sistema de suministro de pulsos de polarizaci�n de alto voltaje. El conocimiento de los par�metros energ�ticos y la composici�n de los componentes del flujo de material procedente del plasma permite un modelado SRIM detallado del perfil de implantaci�n de titanio en el sustrato del modelo, en el que se utiliza silicio monocristalino. La simulaci�n demuestra un aumento significativo en el ancho de la interfaz de hasta 50 nm, que es sustancialmente mayor que las interfaces obtenidas mediante m�todos est�ndar que utilizan una polarizaci�n de CC negativa. Las interfaces entre la pel�cula de titanio y los sustratos de silicio modelo obtenidos con esta tecnolog�a se investigaron mediante m�todos SEM y SIMS IONTOF. Se obtuvo un buen acuerdo con los resultados del c�lculo. Se confirma experimentalmente la posibilidad de crear interfaces ampliadas mediante la implantaci�n de iones a partir de plasma evaporador de arco de vac�o.
